Design of a high voltage handling SPST antenna tuning switch

Abstract: This paper presents a high voltage single pole single throw antenna tuning switch, which is used for Sub-6 GHz antenna aperture tuning, impedance tuning and broadband switch. The design adopts series-parallel and adaptive bias structure of the body region, taking into account the insertion loss and isolation degree; In addition, based on the traditional stacking structure, the size of transistors at all levels is not uniform, which greatly improves the ability of the switch parallel branch to withstand voltage.And by using a two-stage bias network, the leakage of gate end and body end is reduced, and the parasitic capacitance unequal effect is weakened in the off state, thus the tolerance of branch voltage is improved. The circuit design is based on 130 nm SOI CMOS process. Simulation results show that frequency range is 0.1 to 5.0 GHz, the on-off resistance is less than 2 Ω, the turn-off capacitance is less than 150 fF, the insertion loss is 0.14~0.48 dB, the isolation is more than 30 dB, and the voltage handling is more than 60 V.
